摘要:本课题是研制一种高热导率的纳米氧化物改性有机硅封装材料。将纳米填料和有机硅按照一定的比例混合后,形成高热导率,具有良好力学强度和电学性能的复合材料。使其满足LED封装的使用需求。本论文分别选用纳米氧化锆(nano-ZrO2)和纳米氧化铝(nano-Al2O3)作为填充填料,采用硅烷偶联剂在合适方案下对纳米填料进行表面改性,再将其与苯基硅橡胶固化成型,通过红外表征、热失重对改性前后纳米填料的结构进行表征,并对复合材料的力学性能、电学性能和热学性能进行研究。结果表明:硅烷偶联剂对nano-ZrO2和nano-Al2O3都具有一定的改性效果,其接枝率分别为0.5%和13.6%。填充纳米氧化物可以提高硅橡胶的力学性能,但过量填充会复合材料性能下降,在填充0.3wt% nano-ZrO2时,拉伸强度达最大值0.295MPa;1wt% 的nano-Al2O3填充时可达0.314MPa。对热学性能的影响与力学性能相似,nano-ZrO2填充0.06wt%时,热导率提高到0.41 W/(m•k);nano-Al2O3填充量为0.03wt%时,热导率达1.18 W/(m•k)。填充纳米氧化物会使硅橡胶的电学性能下降,但变化不大,nano-ZrO2和nano-Al2O3填充时介电常数最小值分别为2.73和3.04。24203

Study on the Properties of phenyl silicone rubber modified by nano oxide for Light Emitting Diode(LED)Encapsulation
Abstract:This topic is to develop a organic silicon encapsulating material modified by nano oxide with a high thermal conductivity. In accordance with a certain proportion after mixing the nano filler and silicone to form compound material with a high thermal conductivity, good mechanical properties and electrical properties in order to make it meet the demand of LED for high-power. This paper respectively using nano zirconia (nano-ZrO2) and nano alumina (nano-Al2O3) as fillers. We use silane coupling agent of nano filler surface modification  in appropriate schemes, then curing the nano filler and silicone, and using infrared spectroscopy, thermogravimetric to characterize the modified nano filler and studying the mechanical electrical, and thermal properties of the composites. Conclusion: Silane coupling agent has the effect of modified nano-ZrO2 and nano-Al2O3. Filling nano oxide can improve the mechanical properties of silicone rubber, but excessive filling will make the performance of the composite decreased, filling 0.3wt% nano-ZrO2, the tensile strength reached the maximum value of 0.295MPa and filling 1wt% nano-Al2O3, the tensile strength reached the maximum value of 0.314MPa. Influence on thermal properties is similar to mechanical properties, When the nano-ZrO2 fill 0.06wt%, the thermal conductivity is increased to 0.41W/ (m•K); When the nano-Al2O3 fill 0.03wt%, the thermal conductivity is increased to 1.18W/ (m•K). Filling nanometer oxide will make the electrical properties of silicone rubber decreased, but, little change, when nano-ZrO2 and nano-Al2O3 filled, dielectric constant minimum values were 2.73 and 3.04, respectively.
