摘要在环境和能源问题日益凸显的今天,太阳能资源是一种清洁绿色的可再生能源,成为替代化石能源的首选。为了利用太阳能资源,太阳能电池的研发受到越来越多的关注。太阳能电池的研发历经百年,到如今主流的材料是Ⅲ-Ⅴ族化合物半导体为主体的第二代半导体材料,尤其是GaAs材料,与Si相比,它是一种直接禁带半导体,禁带宽度比Si大,所以具有光电转换效率高、抗辐射能力强和耐高温能力强的优点。但是GaAs材料表面复合速率大的问题,限制了此类太阳能电池的发展。为了解决问题,人们提出了生长GaAlAs渐变层的方案。本次课题研究便是在这样的背景下产生的,先提取材料的相关参数,进行理论分析,然后利用SilvacoTCAD软件建立GaAlAs/GaAs异质结太阳能电池的模型并进行器件性能仿真,寻找影响器件性能的因素并且得出最佳的参数设定。理论分析与实际仿真相互验证,以确保研究的准确性。82078

Title   Study on photovoltaic performance simulation of graded  band-gap AlxGa1-xAs/GaAs photovoltaic cell                                           

Abstract Environmental and energy issues have become increasingly prominent, solar energy as a clean green renewable energy sources becoming the alternative to fossil energy。In order to use solar energy resources, solar cells have received more and more attention。 Now the mainstream material is the second generation of semiconductor,III-V compound semiconductor make its main body。Especially the GaAs materials,conpared with Si,it is a direct band gap semiconductor, the band gap is larger than Si,therefore it has the advantages of high photoelectric conversion efficiency, high radiation resistance and high temperature resistance。However, the problem of high surface recombination rate of GaAs material limits the development of this kind of solar cell。In order to solve the problem, we put forward a scheme of growing GaAlAs gradient layer。The topic of this research is in such a background, the first extraction of the relevant parameters of the material, the theoretical analysis,Then the model of GaAlAs/GaAs heterojunction solar cell is built by SilvacoTCAD software and the performance of the device is simulated。 The factors that affect the performance of the device are found and the optimal parameters are obtained。Theoretical analysis and practical simulation are verified to ensure the accuracy of the research。
